In the post-silicon era, two-dimensional (2D) layered semiconductors emerge as one of the most competitive materials for potential substitution of silicon in semiconductor technology. Among 2D semiconductors, black phosphorus (BP) is most studied, due to its high carrier mobility and desirable optical properties in mid-infrared region. First, the capacitance investigation of electronic properties of BP is introduced. And then, the transport properties of thin-film BP and its applications in FETs, radio-frequency transistors and logic inverters are presented. At last, the optical properties and efficient bandgap tuning properties in BP are discussed, based on which widely tunable mid-infrared photodetectors are demonstrated, with a photoresponse cutoff frequency up to 7.7 micrometer.
报告人简介:
Dr. Xiaolong Chen received his bachelor degree in Physics from University of Science and Technology of China in 2010 and Ph. D. degree in Physics from Hong Kong University of Science and Technology in 2014. In 2015, Dr. Chen moved to Cambridge Graphene Centre and Electrical Engineering department, University of Cambridge as a research associate. In 2016, Dr. Chen joined Prof. Fengnian Xia’s lab as a postdoctoral researcher in Electrical Engineering Department, Yale University. Currently, Dr. Xiaolong Chen is a tenure-track assistant professor in the Department of Electrical and Electronic Engineering, Southern University of Science and Technology. Dr. Chen’s research is focused on electronics and optoelectronics based on emerging two-dimensional materials. In recent years, he has published over 30 pioneer-reviewed research papers on Nature communications, Advanced Materials, ACS Nano, Nano Letters etc.
